French - as 'je pense, donc je suis' in the 1637 Discourse
Descartes wrote his Discourse on the Method in French in 1637, breaking with the tradition of writing philosophy in Latin so ordinary educated readers could follow it. The now-iconic Latin form, 'cogito ergo sum,' came later, first appearing in writing in his 1644 Principles of Philosophy.
